Nature of phase transformations in gallium arsenide doped with group 6 elements

Description
Molar heat capacity is studied on series of gallium arsenide crystals doped with tellurium and selenium. It is shown by the method of direct experimental determination of heat capacity dependence on current carrier concentration, that introduction of group 6 elements into gallium arsenide matrix leads to structural phase transformation
