Description
Temperature, field and frequency dependences of electric conductivity (EC) of CdS samples elastically strained in a prismatic slipping system are investigated. It is ascertained that the optical level of source doping by minor donors reaching ∼1016 cm-3 appears to be a condition for sharp EC anisotropy occurrence in such samples, which achieves 109 factor at T=200 K and which has been repeatedly observed. Non-strained material EC properties are preserved in the direction of the maximum EC (parallel axis c). The results obtained are interpreted on the base of inhomogeneous semiconductor theory and dislocation and electrically anistropic CdS sample model
