Copper behaviour in germanium telluride

Description

Copper behavior in germanium telluride alloys in the range of 470-77O K has been investigated by methods of charge carrier Hall concentration mesurements, metallographic and X-ray diffraction analysis. It is shown that copper solubility in GeTe at T > Tsub(pt) (Tsub(pt) - phase transition temperature) increases as the temperature grows and mainly proceeds by interstitial mechanism, copper being a once-ionized donor. When T < Tsub(pt), Ge(Cu)Te solid solution decomposition with the formation of Cu2GeTe3 ternary compound is observed in the whole studied range of compositions (0.1-6.0 at. %. TCu)his process is followed by the change of Ge-Te ratio in alloy matrix and, as consequence, by the change of germanium telluride physical and chemical properties
