The influence of powers dose on regularity of formation of localized and delocalized charges in γ-irradiated dispersion BeO
Description
The rates of formation and energy fields of electrons F+(WF+, GF+/100 eV), holes V-(WV-, GV-/100 eV) and PM (Wpc, Gpc/100 eV)-centres in dispersion γ-radiated BeO dependence on -radiation dozes power in ranges of D∼0.1...10 Gy/s at 77 K by ESR method are investigated. It is established, that the relation between this values is power function (Wpc∼a(D/D1)δ) with different degree (δ): for small D<D1∼1,6 Gy/s (δ ∼0,4; 0,55 and 0,5) and for large D/D1≥1 (δ ∼0,6; 0,45 and 0,5); the δ (small) and numerical coefficients (α) change with temperature. The change of δ is result of the change of interaction of electronic excite with defects with different charge's state. On this base the model of determining of change of radiation conductivity at small and large doses of γ-irradiation is suggested
