Copper bulk and surface diffusion in Be2Te3 and Bi2Te2,85Se0,15 single crystals non-uniformly alloyed with copper by 'mask' method

Description
Under the electrochemical doping of p-Bi2Te3 and n-Bi2Te2,85Se0,15 single crystal with copper by mask technique the p - n- and n - n'-junctions along [001] direction were obtained. The stability of junctions at the room temperature was shown to be considerably reduced due to the fast copper surface migration, estimated value of copper diffusion coefficient was of Deff300K ∼ 10-7 cm2/sec
