An analysis of the temperature dependence of the electron mobility in a CdGeAs2 single crystal

Description

The analysis of the experimental temperature dependency of Hall mobility in a CdGeAs2 single crystal with degenerate electron gas is carried out. For this purpose the calculations of the drift mobility are performed by the numerical solution of the Boltzmann equation in the effective mass and isotropic continuum approximations considering the complicated character of the polar phonon spectrum. The agreement with experiment in the nitrogen temperature region is obtained with taking into account the electron scattering by single-charged Coulomb defects. The agreement of theory with experiment at room temperature is achieved only under taking into account the electron-plasmon scattering

Abstract (Russian)

Проведен анализ экспериментальной температурной зависимости холловской подвижности в монокристаллах CdGeAs2 с вырожденным электронным газом. С этой целью был выполнен расчет дрейфовой подвижности путем численного решения уравнения Больцмана в приближении изотропного континуума, эффективной массы и с учетом сложного спектра полярных фононов. Согласие с экспериментом в области азотных температур удалось получить с учетом рассеяния электронов на однозарядных собственных дефектах кулоновского типа. В области комнатных температур согласие теории и эксперимента оказалось возможным достигнуть лишь при учете рассеяния электронов на плазменных колебаниях
