Magneto-optical investigations in the submillimeter wavelength range on p-InSb bicrystals

Magneto-optical measurements in the submillimeter wavelength range from lambda = 57 μm to lambda = 164 μm (21.78 to 7.57 meV) were performed on p-InSb bicrystals with a carrier concentration n/sub A/ - n/sub D/ = 5 x 1015 cm-3 and an n-type grain boundary at a temperature T = 1.8 K and magnetic fields up to B = 6.5 T in order to determine the transition energy between the last occupied and the next unoccupied subband. The effective masses of the carriers in the subbands are determined by absorption measurements. The absorption resonances detected at T = 1.8 K are caused by transitions between the s-like acceptor ground state and bound p-like light-hole states. The dependence of the transition energies of bound holes on the magnetic field is studied in order to determine the binding energy of the ground state of the acceptors
