States density effective mass tensor component ratios and degeneracy parameter in Bi2Te3 based solid solutions
Description
Ratios of tensor components of state density effective masses and orientation of ellipsoid principle axes of constant energy with respect to crystallographic axes in combination with β degeneracy parameter were determined in solid solutions on the base of bismuth telluride in terms of experimental values of resistance tensor components, Hall effect and magnetoresistance. Peculiarities of anisotropy of constant energy surfaces were discussed on the basis of multivalley model of charge carrier energy spectrum, depending on solid solution composition and carrier concentration
