An 8-band Kane model for quantum-sized heterostructures based on cubic semiconductors A3B5

Description

This paper presents an 8-band Kane model for arbitrary heterostructures with abrupt interfaces. The method of invariants for heterostructures is used to construct Γ115 effective kp-Hamiltonian, taking into account both conductance and valence bands kp-interaction and charge carriers scattering at an interface. The Γ687 effective kp-Hamiltonian is obtained from the Γ115 effective kp-Hamiltonian within the assumption that spin-orbit interaction of the bands Γ6, Γ8 and Γ7 with all the rest band can be neglected
