Electrical and optical properties of neutron irradiated GaAs and GaP crystals
Description
The studies on the effects of neutron irradiation on GaAs and GaP crystals have been reviewed. The irradiation with thermal neutrons followed by thermal annealing leads to introduction of impurities which can widely change the conductivity. The fast neutron irradiation produces various kinds of defects. These effects can be detected with electrical measurements, ESR, optical absorption, DLTS, and luminescence. The development of studies which involve ones carried out using KUR (Kyoto University Reactor) are described. (author) 140 refs
