Effective coefficient of indium distribution in ZnAs2

Description
ZnAs2 monocrystals doped by indium have been grown by means of oriented crystallization by the Bridgeman method (vertical variant). At crystallization rate of 0.5 mm/h and initial indium concentration in ZnAs2 of 0.053 wt.% the value of effective coefficient of distribution amounted to 0.55. It is ascertained that indium changes conductivity type and is a donor impurity in ZnAs)2. 5 refs.; 2 figs.; 2 tabs
