AbstractAbstract
[en] The spectra of two-photon absorption (TPA) in undoped and doped with small In donors single crystals of CdS were investigated at 300 and 80 K. TPA spectra in undoped crystals of CdS are interpreted in the two-zone approximation by transitions of the allowed-forbidden type with due regard for the Coulomb electron-hole interaction of the continuous spectrum. Changes in the TPA spectrum shape near the self-absorption edge at 300 K due to doping with In are attributed to the effect of partial screening of the exciton continuum by free charge carriers. It is shown that at the free-electron density of approximately 1018cm-3 only a slight screening of exciton states of the continuous spectrum takes place. With the decrease in temperature to 80 K the data on the difference between the spectra of TPA in CdS and Cd: In disappear because of ''freezing'' of free carriers on small donors. Crystals of CdS:In show effects associated with two-stage transitions through local states due to the presence of the In impurity. The investigations carried out indicate that it is necessary to take into account the Coulomb electron-hole interactions when interpreting TPA spectra in semiconductors
