[en] Influence of high temperature annealing on composition and structure of Ba+ ion implanted GaAs is considered in the work. It was shown that the annealing led to formation of fine heteroepitaxial (d = 25-50 A) three-component film like Ba1-xAs. The composition and thickness of this film ca be changed with variation of energy and doses of ions

Изучено влияние высокотемпературного отжига на состав и структуру GaAs, легированного ионами Ва+. Установлено, что при отжиге происходит образование тонкой гетероэпитаксиальной пленки (d = 25-50 A) трехкомпонентного соединения Ba1-xAs.
