[en] The present work deals with the surface barrier particle detector based on 4H-SiC high purity epitaxial layer. We analyze the active region of detector using three different methods. The first is capacitance-voltage measurements, second method is based on detection of alpha particles produced by "2"4"1Am and the third uses dependence of the detection efficiency of 59.5 keV γ-photons versus reverse bias voltage.
